Throughput

CMP, due to its complexity and the simple fact that it is a mechanical system, takes longer to perform.  And, as more layers are planarized in this manner, more time is spent performing CMP.  The solution is to add more heads and therefore more practical throughput to the process.  The drawback here is that more heads increases the complexity and also the downstream load, relative to cleaning the wafer and treating the waste.
